The Naval Research Laboratory has a requirement for 16 each 4H-SiC, n-type, research grade, 3” diameter 8 degree off-axis, .015-.028 ohm-cm, select MPD (<=30/cm2), both sides polished/silicon face epi ready with CMP finish, P/N W4NRE8C-S200; 2 each 4H-SiC, n-type, production grade, 3” diameter, 8 degree off-axis, .015-.028 ohm-cm, low MPD (<=15/cm2), both sides polished/silicon face epi ready with CMP finish. (Microsoft IE required). Additional specifications and opening and closing dates will appear in the RFQ. The proposed contract is 100% set aside for small business concerns.
